Intersubband laser coupled three-level asymmetric quantum wells: new dynamics of quantum interference

Abstract

The improved density-functional theory is employed to obtain the eigenstates of electrons in an asymmetric quantum well. On the basis of calculated eigenstates, the semiconductor Bloch equations are used to calculate the transient density matrix when a pulsed intersubband laser coupling is applied to the system. The new dynamics of the individual absorption peaks is analyzed for the first time by use of a self-consistent-field theory. Based on this, the time-averaged optical spectrum is calculated to show the coherent-transition-induced quantum interference in the system. The new phenomena of probe-field amplification is observed, and the threshold laser intensity for observing it is given.

Pulse-induced quantum interference of intersubband transitions in coupled quantum wells

We report the measurement of the transient intersubband absorption in a coupled quantum well semiconductor structure. Pulsed interband excitation is used to prepare a coherent population in the two lowest states of a three level system of electronic subbands. The time-dependent absorption to the upper state is probed by midinfrared time-domain spectroscopy. For certain pump–probe delay times we observe in the intersubband absorption spectra typical signatures of quantum interference: regions with reduced or enhanced absorption.

Electric-field-induced quantum coherence of the intersubband transition in semiconductor quantum wells

Yang Zhao, Danhong Huang, Cunkai Wu

An intense coherent laser field couples two electron subbands in quantum wells. Using generalized self-consistent density functional theory, we study the nature of the Coulomb and light-induced electronic renormalization. We show electric-field-induced transparency and light amplification without population inversion of a weak probe beam in such a system. The effects of the pump field strength, electron density, and delta-doping position are investigated.

Electromagnetically induced transparency and lasing without population inversion in semiconductor quantum wells

Yang Zhao, Danhong Huang, Cunkai Wu

Summary form only given. In this paper, we present coherent optical effects in a quantum well system with two electron subbands coupled by a pump laser. The Coulomb and light induced electronic renormalization is investigated with generalized density-functional theory. On the basis of the renormalized electron states, the absorption coefficient of a probe light beam is studied for intersubband transition by using a self-consistent field theory. Both the electromagnetically induced transparency (EMIT) and probe light amplification without population inversion are found.

FIELD-INDUCED QUANTUM INTERFERENCE IN SEMICONDUCTOR QUANTUM WELLS FOR LASING WITHOUT POPULATION INVERSION AND ELECTROMAGNETICALLY INDUCED TRANSPARENCY

Y. ZHAO, Danhong Huang, C. WU

This paper presents the current results of field-induced quantum interference in semiconductor quantum wells. Three-level systems with two conduction subbands in single and double quantum wells coupled by a resonant field are studied. We investigate effects of the Coulomb and field-induced electronic renormalizations of the energy subbands and steady eigenstates of electrons. The random-phase and ladder approximations have been used to calculate the linear interband and intersubband optical absorptions and refractive indices. The effect of collective dipole moment on the nonlinear susceptibility has been incorporated into the study by using a local-field approach. Lasing without population inversion, electromagnetically induced transparency, and enhanced nonlinearity with reduced absorption inside the intersubband-coupled single quantum well and dc-field coupled double quantum wells are found.

Analysis of transient interband light modulation by ultrashort intersubband resonant light pulses in semiconductor quantum wells

Arup Neogi, Yutaka Takahashi, Hitoshi Kawaguchi

We explore the transient characteristics of an interband resonant light modulation process by ultrashort intersubband resonant light pulses in semiconductor quantum wells (QW's). The modulation characteristics in a three-level semiconductor QW system, including the effects due to in-plane momentum, have been investigated by a numerical analysis of the coupled Bloch equations using a density-matrix approach. We have studied the effect of the carrier density and the nature of the intersubband coupling light on the transient absorption features of the interband light. The modulation process has been compared in doped and undoped QW's. The switching behavior of the strong interband light field in presence of a train of intersubband light pulses has also been discussed.

Transient effects of pump-probe optical response in intersubband transitions of semiconductor quantum wells

Spyridon G. Kosionis, Andreas Terzis, Emmanuel Paspalakis

We study theoretically the time evolution of nonlinear optical phenomena of a probe electromagnetic field pulse in intersubband transitions of a semiconductor quantum well structure under the influence of a pump electromagnetic field. More specifically, we take into consideration the effects of electron-electron interactions and consider the interaction of a two-subband system with rectangular electromagnetic fields. The spectral form of the linear absorption, dispersion, and nonlinear optical Kerr effect is described, from the time that the external field is applied up until the dynamics of the system has reached a steady state. In order to describe the dynamics of the system, the effective nonlinear Bloch equations are used, in which renormalized terms for the transition energy and the applied field have been added, due to the effects of electron-electron interactions. These equations are properly combined, and the differential equations of the density matrix elements for the several optical phenomena up to third order are derived. These are solved numerically in the whole time range up to the steady state for a GaAs/AlGaAs quantum well structure. We show that the form of the several optical spectra studied here has a significantly altered evolution over time, according to the value of the frequency of the pump field and of electron sheet density. Even in the case in which the spectral form in the steady state case is almost identical for two different sets of parameters, their evolution can be quite different, according to the precise value of these parameters.
