Abstract

New types of InGaAs-InAlAs multiple quantum well (MQW) optical bistable devices using the resonant tunneling effect are investigated. The bistability of these devices is obtained by the negative differential resistance (NDR) of the MQW resonant tunneling diodes (RTDs). Two types of MQW bistable devices are described. One is an MQW optical bistable device consisting of an MQW-RTD and an MQW modulator. Light-output-light-input bistable operation is obtained for this device at room temperature. The other is an InGaAs-InAlAs MQW resonant tunneling phototransistor (MQW-RPT), which shows a clear bistability in the collector-current-light-input characteristic. Inverter-type optical bistable operation with an on/off ratio of more than 10 dB is obtained by using the MQW-RPT as a laser driver. Optical memory operation is also demonstrated.>

Thermal optical bistability in InGaAs/InAlAs MQW etalons at 1.5 mu m wavelength

K. Nonaka, Hitoshi Kawaguchi, Yuichi Kawamura +2 more

The authors report on the fabrication of devices assembled in one unit and the observation of thermal optical bistability with low threshold and high reproducibility using the low-energy side of a 1.54- mu m etalon peak. The devices are InGaAs/InAlAs multi-quantum-well (MQW) nonlinear etalons, whose finesse of 20 was obtained by using a SiO/sub 2//TiO/sub 2/ high-reflectivity coating. The authors also show that the nonlinear characteristics depend on the wavelength of the incident light detuned from the etalon peak. The relation between optical bistable characteristics and incident beam wavelength is studied in detail using a tunable F-center laser.>

Static and Dynamic Optical Bistability in Fabry-Pérot and Distributed Feedback Resonators with Quantum Well structures

F. Castelli, L. A. Lugiato, Gian Paolo Bava +1 more

Recently relevant results on optical bistability in Multiple Quantum Well (MQW) structures at room temperature have been reported [1]. In this paper a rather complete model for optical bistability in Fabry-Pérot (FP) and Distributed Feedback devices (DFB) including a MQW structure is described. It includes the optical dielectric response of the MQW structure, the static output power vs. input power and finally the dynamical behaviour.

Optical bistability in a ZnTe/CdZnTe multiple quantum well optical bistable device at room temperature

Hongyu Li, De Z. Shen, Zhuhong Zheng +2 more

The band edge nonlinear absorption in ZnTe/CdZnTe multiple quantum wells (MQWs) is studied at room temperature. It is found that the exciton absorption peak tends to saturate, broaden and the absorption edge shift to lower energy side with increasing of pump intensities. The optical bistability in ZnTe/CdZnTe MQWs optical bistable device is investigated on transmission at room temperature. The research result indicates that the threshold and contrast ratio for the optical bistability in ZnTe/CdZnTe MQWs optical bistable device are about 292.5 kW/cm2 and 3:1, respectively.

ZnTe/CdZnTe MQWs optical bistable device on transmission at room temperature

ZnTe/CdZnTe multiple quantum wells (MQWs) optical bistable device has been fabricated, and optical bistability in ZnTe/CdZnTe MQWs optical bistable device is investigated on transmission at room temperature. The research result indicates that the threshold and contrast ratio for the optical bistability in Zn-Te/CdZnTe MQWs optical bistable device are about 363 kW/cm2 and 4:1, respectively. On the basis of the excitonic nonlinear theories, excitonic absorption spectrum in the ZnTe/CdZnTe MQWs obtained here, we attribute the major nonlinear mechanism for the optical bistability to the saturating effect of excitonic absorption.

Multiple quantum well optical nonlinearities: bistability from increasing absorption and the self electro-optic device

David A. B. Miller

Abstract This paper briefly reviews the nonlinear optical and electro-optical properties and applications of GaAs—AlGaAs multiple quantum wells, all of which are compatible with laser diodes or semiconductor electronics or both. They show large nonlinear absorption and refraction (associated with their strong room-temperature exciton resonances) applicable to all-optical devices. They also show large electroabsorptive effects, some of which are unique to the quantum wells at any temperature, which are so strong that optical modulators can be made with micrometre dimensions. A new class of optical bistability (due to increasing absorption) is also reviewed; combination of this with the electroabsorptive effects enables a new mirrorless optical switch called a Self Electro-optic Effect Device (SEED), which sets a new standard for optical switching energies, with energy densities reduced by a factor of six by comparison to even the best resonant cavity devices.

Optical bistabilities due to electronic refractive index changes are observed in an InGaAs/InAlAs multiple quantum well étalon device at around 1.5 μm wavelength. The switching speeds of less than 30 ns and the induced refractive index changes of −0.1% are observed using a tunable F-center laser.
