Abstract

We study quantum interference and nonlinear optical processes in the conduction band of an n-doped quantum well driven by one or two infrared fields. The fields couple a broad upper subband to a lower energy subband and the ground subband, forming a \ensuremath{\Lambda} configuration. We show, including the effect of electron-electron scattering and dynamic screening, that this configuration can lead to coherent control of the intersubband transitions, such as coherent population trapping. We also study quantum interference processes, such as laser-induced transparency and dark-line effects in the linear absorption and gain spectra of the system. The effects on these processes of differing field intensities and of electron-electron scattering are also discussed.

Nonlinear intersubband optical absorption of asymmetric semiconductor quantum wells pumped by terahertz and infrared fields

Haiyan Zhu, Tongyi Zhang, Wei Zhao

We investigate the conduction intersubband linear response of a n-type quantum well driven by one or two infrared optical fields with arbitrary strengths. The fields couple the third subband to the second energy subband and the ground subband, forming a Λ system. We investigate the dependences of the absorption spectrum on the pump field strengths. The results for the equal Rabi frequencies can be understood in terms of quantum coherence processes of the intersubband transitions, such as coherent population trapping, and electromagnetically induced transparency. The effects of different Rabi frequencies on the absorption spectrum due to fields are also discussed.

Nonlinear optical properties of quantum well structures in the presence of intense infared lasers

Seyed M. Sadeghi

We theoretically and experimentally investigate the non-linear optical properties of undoped and n-doped quantum wells (QW's) in the presence of intense infrared lasers. These lasers are polarized along the QW growth directions and near resonance with the transitions between the conduction subbands. In n-doped QW's by inclusion of electronelectron scattering and dynamic screening we study for the first time: (i) the effects of the frequencies and intensities of the infrared fields on the dephasing rates associated with the intersubband transitions, (ii) the generation of various nonlinear gain processes, and (iii) coherent and optical processes such as coherent population trapping, dark line and laser induced transparency effects. In undoped QW's by presenting a consistent theory we show how one can use infrared coupling of the conduction subbands of a QW to coherently manipulate absorption and emission spectra of excitons. We discuss these effects in.terms of multi-photon coupling of the excitons or electrons, quantum interferences, and by presenting a new model to treat laser-matter interaction. Following these developments we put some of our own results to test by observing the emission dynamics of excitons in the presence of an intense CO2 laser. We report the first observations of infrared enhancement of the effective non-radiative decay rates of excitons and the effects of multi-level transition processes in the emission of QW's. This thesis also includes an extensive analysis of nonlinear effects in atomic systems. While the primary motivation for this analysis was to understand and design nonlinear optics of QW's, in the process some original contributions were made to the study of nonlinear optics of atomic systems.

One- and two-photon-dressed effects in infrared-coupled quantum wells

Seyed M. Sadeghi, Jochen Meyer

We investigate the conduction intersubband linear response of an n-type quantum well driven by two coherent optical fields with arbitrary strengths. The optical fields couple two excited conduction subbands to a common excited subband with either higher energy (\ensuremath{\Lambda} configuration) or intermediate energy (\ensuremath{\Xi} configuration). The system is then monitored weakly from the uncoupled partially occupied ground conduction subband. We find that the driven \ensuremath{\Lambda} system supports two different coupling mechanisms: (i) indirect two-photon coupling of the two lower-energy-excited subbands through the third one (Raman coupling), and (ii) one-photon coupling of all three coupled excited subbands. It is shown that in contrast to the one-photon process, the two-photon process is immune to the higher-energy-excited subband damping rate. The same mechanisms are found for corresponding states of the \ensuremath{\Xi} system. The manifestations of these mechanisms are discussed and the detailed evolutions of the coupled systems in both high-and low-field intensity cases are investigated. Also, the infrared coupling of quantum wells with large conduction-band offsets with a single field are studied using the results for the \ensuremath{\Xi} configuration. The role played by the damping rate of each subband in the infrared coupling of the quantum-well conduction band is discussed. \textcopyright{} 1996 The American Physical Society.

Optical-field-dependent electron-electron scattering effects and gain generation in the intersubband transitions of n-doped quantum wells

Seyed M. Sadeghi, S.R. Leffler, Jochen Meyer +1 more

We study the effect of electron-electron scattering on the polarization dephasing rates of infrared-coupled intersubband transitions in n-doped quantum wells. By numerical solution of the Boltzmann and optical Bloch equations we show how these rates depend on the properties of the infrared field and the doped quantum well. We also determine the electron distributions in each subband for various field intensities and detunings. We show that when the system is probed by a weak infrared field, a tunable Raman-type gain spectrum can be generated under certain conditions.

FIELD-INDUCED QUANTUM INTERFERENCE IN SEMICONDUCTOR QUANTUM WELLS FOR LASING WITHOUT POPULATION INVERSION AND ELECTROMAGNETICALLY INDUCED TRANSPARENCY

Y. ZHAO, Danhong Huang, C. WU

This paper presents the current results of field-induced quantum interference in semiconductor quantum wells. Three-level systems with two conduction subbands in single and double quantum wells coupled by a resonant field are studied. We investigate effects of the Coulomb and field-induced electronic renormalizations of the energy subbands and steady eigenstates of electrons. The random-phase and ladder approximations have been used to calculate the linear interband and intersubband optical absorptions and refractive indices. The effect of collective dipole moment on the nonlinear susceptibility has been incorporated into the study by using a local-field approach. Lasing without population inversion, electromagnetically induced transparency, and enhanced nonlinearity with reduced absorption inside the intersubband-coupled single quantum well and dc-field coupled double quantum wells are found.

Coherent control and enhancement of refractive index in an asymmetric double quantum well

Seyed M. Sadeghi, Henry M. van Driel, James M. Fräser

We propose coherent control and enhancement of the refractive index with zero absorption in an n-type asymmetric double quantum well using intersubband transitions. These effects are caused by quantum coherence and interference whereby a strong infrared laser mixes upper conduction subbands of an intersubband transition with an auxiliary subband. In the ${\mathrm{G}\mathrm{a}\mathrm{A}\mathrm{s}/\mathrm{A}\mathrm{l}}_{x}{\mathrm{Ga}}_{1\ensuremath{-}x}\mathrm{As}$ system considered here, an approximately 10% enhancement of the refractive index accompanied with zero absorption occurs at 10.5 \ensuremath{\mu}m, when the system is driven by a 6.2-\ensuremath{\mu}m laser field with an intensity of \ensuremath{\sim}1 ${\mathrm{M}\mathrm{W}/\mathrm{c}\mathrm{m}}^{2}$. The interplay between quantum coherence and electron population dynamics not only causes an enhancement of refractive index similar to that in atomic systems, but can also induce both low positive and negative group velocities.
