Abstract

Non-classical photon sources made of semiconductor quantum dots (QDs) emitting in the telecommunication C-band are crucial components for low-loss, long-distance photonic quantum communication networks. Here we designed and fabricated strain--free In$_{0.7}$Ga$_{0.3}$As/In$_{0.7}$Al$_{0.3}$As QDs grown on GaAs(111)A substrates working as single-photon emitters in the 1550 nm window. The QDs were grown via local droplet etching method in a molecular beam epitaxy environment, employing a thin In$_{0.7}$Al$_{0.3}$As metamorphic buffer layer with the same lattice constant of the QD material, thus allowing for a completely strain--free self-assembly of the QDs. The QDs exhibit a C$_{3v}$ symmetry with a ground state emission in the 1400--1600 nm range. The exciton lifetimes of $\approx$ 1.3--1.9 ns and linewidths as low as $\approx$ 300 $μ$eV show the good quality of the fabricated QDs. Second-order autocorrelation measurements under pulsed excitation confirmed the single-photon purity of the emitters, yielding a $g^{(2)}(0)$ value of $0.141 \pm 0.027$

Broadband telecom single-photon emissions from InAs/InP quantum dots grown by MOVPE droplet epitaxy

Shichen Zhang, Li Liu, Kai Guo +6 more

The development of quantum materials for single-photon emission is crucial for the advancement of quantum information technology. Although significant advancement has been witnessed in recent years for single photon sources in near infrared band (λ~700-1000 nm), several challenges have yet to be addressed for ideal single photon emission at the telecommunication band. In this study, we present a droplet-epitaxy strategy for O-band to C-band single-photon source based semiconductor quantum dots (QDs) using metal-organic vapor-phase epitaxy (MOVPE). Via investigating the growth conditions of the epitaxial process, we have successfully synthesized InAs/InP QDs with narrow emission lines spanning a broad spectral range of λ~1200-1600 nm. The morphological and optical properties of the samples were characterized using atomic force microscopy and micro photoluminescence spectroscopy. The recorded single-photon purity of a plain QD structure reaches (g(2)(0) = 0.16), with a radiative recombination lifetime as short as 1.5 ns. This work provides a crucial platform for future research on integrated microcavity enhancement techniques and coupled QDs with other quantum photonics in the telecom bands, offering significant prospects for quantum network applications.

InAs quantum dots grown on metamorphic buffers as non-classical light sources at telecom C-band: a review

Simone Luca Portalupi, Michael Jetter, Peter Michler

Abstract Long-distance quantum communication and computation is based on the exchange of information via photons as flying qubits. In all foreseen implementations, from quantum relays and networks to remote quantum computing, the photons must be able to propagate over long distances, in silica fibers, with limited absorption and wave packet dispersion. When propagating into silica fibers, photons in the so-called telecom C-band (i.e. wavelength around 1550 nm) will experience the absolute minimum of absorption, together with a limited photon wave packet dispersion. This implies that losses of information will be minimized and additionally, the capability of the photons to quantum interfere (the so-called Hong–Ou–Mandel effect) will be negligibly affected. This motivated the search for efficient non-classical light sources in this wavelength range. In the present review, we discuss the approaches followed to red-shift the emission wavelength from the near-infrared (NIR) to telecom wavelengths. In particular, the use of metamorphic buffers (MMBs) enabled the use of highly developed InAs/GaAs systems, engineering the dots to emit single and entangled photons in the telecom C-band. The main advantage of this approach is set by the choice of the material system: being the same as state-of-the-art structures emitting in the NIR range, it opens the possibility of achieving comparable performances even at telecommunication wavelengths. Here we will discuss the current state-of-the-art in the generation of non-classical photons, comparing the properties and performances of MMB-based results with other competing quantum dot (QD) platforms. We report in particular that very low fine-structure splitting can be observed with conservative values, on average well below 10 μ eV. This allowed for the observation of post-selected entanglement fidelity higher than 0.6. Additionally, on-demand single-photon emission with g ( 0 ) 2 = 0.184 ± 0.002 was observed in addition to a very low emitter density of ≈ 10 7 cm − 2 and a decay time of τ ≈ 1.2 ns comparable to standard InAs QDs emitting in the NIR range. A final highlight on approaches to further improve the current device performances will also be reported.

Coherent control and high purity single-photon emission from telecom quantum dots on metamorphic InGaAs

Beatrice Costa, Bianca Scaparra, Hubert Riedl +5 more

Semiconductor quantum dots emitting in the telecommunication O- and C-bands are promising candidates as single-photon sources for fiber-based quantum communication. In this work, we show how coherent quasi-resonant and phonon-assisted excitation help reveal the intrinsic optical properties of InAs quantum dots embedded in relaxed InGaAs matrices on top of metamorphic InGaAs layers for achieving emission in the telecom bands. By systematically comparing excitation schemes, we separate excitation-induced effects from intrinsic emitter properties. This allows us to observe linewidths as narrow as 21 $μ$eV, the disappearance of slow decay channels, and single-photon purity reaching second-order autocorrelation values in the order of $10^{-2}$. Photoluminescence excitation reveals higher excited states, enabling coherent control of trion transitions and the observation of Rabi-like oscillations in both telecom bands. These results confirm the promising potential of these quantum dots for applications in quantum technologies.

Single- and entangled-photon emission from strain tunable quantum dots devices

Jiaxiang Zhang

On demand single-photon and entangled-photon sources are key building-blocks for many proposed photonic quantum technologies. For practical device applications, epitaxially grown quantum dots (QDs) are of increasing importance due to their bright photon emission with sharp line width. Particularly, they are solid-state systems and can be easily embedded within a light-emitting diode (LED) to achieve electrically driven sources. Therefore, one would expect a full-fledged optoelectronic quantum network that is running on macroscopically separated, QD-based single- and entangled-photon devices. An all-electrically operated wavelength-tunable on demand single-photon source (SPS) is demonstrated first. The device consists of a LED in the form of self-assembled InGaAs QDs containing nanomembrane integrated onto a piezoelectric crystal. Triggered single photons are generated via injection of ultra-short electrical pulses into the diode, while their energy can be precisely tuned over a broad range of about 4.8 meV by varying the voltage applied to the piezoelectric crystal. High speed operation of this single-photon emitting diode up to 0.8 GHz is demonstrated. In the second part of this thesis, a fast strain-tunable entangled-light-emitting diode (ELED) is demonstrated. It has been shown that the fine structure splitting of the exciton can be effectively overcome by employing a specific anisotropic strain field. By injecting ultra-fast electrical pulses to the diode, electrically triggered entangled-photon emission with high degree of entanglement is successfully realized. A statistical investigation reveals that more than 30% of the QDs in the strain-tunable quantum LED emit polarization-entangled photon-pairs with entanglement-fidelities up to f+ = 0.83(5). Driven at the highest operation speed ever reported so far (400 MHz), the strain-tunable quantum LED emerges as unique devices for high-data rate entangled-photon applications. In the end of this thesis, on demand and wavelength-tunable LH single-photon emission from strain engineered GaAs QDs is demonstrated. Fourier-transform spectroscopy is performed, from which the coherence time of the LH single-photon emission is studied. It is envisioned that this new type of LH exciton-based SPS can be applied to realize an all-semiconductor based quantum interface in the foreseeable distributed quantum networks.

Bright single-photon sources in the telecom band by deterministically coupling single quantum dots to a hybrid circular Bragg resonator

Shi-Wen Xu, Yuming Wei, Rongbin Su +7 more

High-performance solid-state quantum sources in the telecom band are of paramount importance for long-distance quantum communications and the quantum Internet by taking advantage of a low-loss optical fiber network. Here, we demonstrate bright telecom-wavelength single-photon sources based on In(Ga)As/GaAs quantum dots (QDs) deterministically coupled to hybrid circular Bragg resonators (h-CBRs) by using a wide-field fluorescence imaging technique. The QD emissions are redshifted toward the telecom O-band by using an ultra-low InAs growth rate and an InGaAs strain reducing layer. Single-photon emissions under both continuous wave (CW) and pulsed operations are demonstrated, showing high brightness with count rates of 1.14 MHz and 0.34 MHz under saturation powers and single-photon purities of g ( 2 ) ( 0 ) = 0.11 ± 0.02 (CW) and g ( 2 ) ( 0 ) = 0.087 ± 0.003 (pulsed) at low excitation powers. A Purcell factor of 4.2 with a collection efficiency of 11.2 % ± 1 % at the first lens is extracted, suggesting efficient coupling between the QD and h-CBR. Our work contributes to the development of highly efficient single-photon sources in the telecom band for fiber-based quantum communication and future distributed quantum networks.

InP-based single-photon sources operating at telecom C-band with increased extraction efficiency

Anna Musiał, Monika Mikulicz, Paweł Mrowiński +7 more

In this work, we demonstrate a triggered single-photon source operating at the telecom C-band with photon extraction efficiency exceeding any reported values in this range. The non-classical light emission with low probability of the multiphoton events is realized with single InAs quantum dots (QDs) grown by molecular beam epitaxy and embedded directly in an InP matrix. Low QD spatial density on the order of 5 × 108 cm−2 to ∼2 × 109 cm−2 and symmetric shape of these nanostructures together with spectral range of emission make them relevant for quantum communication applications. The engineering of extraction efficiency is realized by combining a bottom distributed Bragg reflector consisting of 25 pairs of InP/In0.53Ga0.37Al0.1 As layers and cylindrical photonic confinement structures. Realization of such a technologically non-demanding approach even in a non-deterministic fashion results in photon extraction efficiency of (13.3 ± 2) % into 0.4 numerical aperture detection optics at approximately 1560 nm emission wavelength, i.e., close to the center of the telecom C-band.
