Abstract

The properties of the electronic structure of a finite-barrier semiconductor multiple quantum well are investigated taking into account the effects of the application of a static electric field and hydrostatic pressure. With the information of the allowed quasi-stationary energy states, the coefficients of linear and nonlinear optical absorption and of the relative refractive index change associated to transitions between allowed subbands are calculated with the use of a two-level scheme for the density matrix equation of motion and the rotating wave approximation. It is noticed that the hydrostatic pressure enhances the amplitude of the nonlinear contribution to the optical response of the multiple quantum well, whilst the linear one becomes reduced. Besides, the calculated coefficients are blueshifted due to the increasing of the applied electric field, and shows systematically dependence upon the hydrostatic pressure. The comparison of these results with those related with the consideration of a stationary spectrum of states in the heterostructure-obtained by placing infinite confining barriers at a conveniently far distance-shows essential differences in the pressure-induced effects in the sense of resonant frequency shifting as well as in the variation of the amplitudes of the optical responses.

Effects of hydrostatic pressure and temperature on the nonlinear optical properties of GaAs/GaAlAs zigzag quantum well

Ahmet Türker Tüzemen, Hassen Dakhlaoui, Fatih Ungan

We have examined theoretically how the temperature and the hydrostatic pressure affect the total optical absorption coefficients, the total refractive index changes, and the second harmonic generation coefficients for GaAs/GaAlAs zigzag quantum well structure. The diagonalisation method and the effective mass approximation have been used to obtain the numerical solution of the Schrödinger equation and energy levels, respectively. The analytical expressions of the optical properties were obtained by using the compact density matrix and iterative methods. When the temperature (hydrostatic pressure) is increased, the resonant peaks’ positions of the total optical absorption coefficients and the relative refractive index changes are shifted to higher energies/blueshift (lower energies/red-shift) with amplitude increment (decrement). Additionally, the resonant peak position of the second harmonic generation coefficient shifts to higher energies/blueshift (lower energies) and also decrease (increase) in magnitude with increasing temperature (hydrostatic pressure).

Optical properties of Al x Ga1−x As/GaAs Woods–Saxon quantum well in the presence of hydrostatic pressure and applied electric field

Zhihai Zhang, Yi-Sheng Shi, Jianhui Yuan

Abstract The third harmonic generation (THG), linear and nonlinear optical absorption coefficients (OACs), and refractive index changes (RICs) are investigated in a Woods–Saxon quantum well (QW) modulated by the hydrostatic pressure and applied electric field. The effect of non-uniform aluminum doping (position-dependent effective mass (PDEM)) on the mass of the system is discussed, and further to explore the influence of PDEM on the nonlinear THG, OACs, and RICs of the Woods–Saxon QW. These nonlinear optical properties above are obtained using the compact-density matrix formalism. The electron states in a Woods–Saxon QW under the constant effective mass (CEM) and PDEM are calculated by solving the Schrödinger equation via the finite difference technique. The contributions from competing effects of the hydrostatic pressure and applied electric field to the nonlinear optical properties with CEM and PDEM are reported, as well as the comparison with each other. The observations reveal that the regulation of external fields and the influence of PDEM play an important role in the photoelectric properties of QW.

The effect of temperature, hydrostatic pressure and magnetic field on the nonlinear optical properties of AlGaAs/GaAs semi-parabolic quantum well

Jin-Feng You, Qiang Zhao, Zhihai Zhang +3 more

In this paper, we explore the optical properties of AlGaAs/GaAs semi-parabolic quantum well (QW) under different temperature, hydrostatic pressure and applied magnetic field. We calculate the nonlinear optical absorption coefficients and the refractive index changes (RICs) with the compact density-matrix approach and iterative method. Then, within the framework of the effective mass and parabolic-band approximations, the energy eigenvalues and the corresponding wave functions for semi-parabolic QW have been obtained by the finite difference method. The theoretical findings show that (1) the energy spectrum depends strongly on temperature, hydrostatic pressure and applied magnetic field; (2) the linear and third-order nonlinear optical absorption coefficients and the RICs are quite sensitive to temperature, hydrostatic pressure and applied magnetic field. Our study provides a theoretical basis for the fabrication of QW structure.

High‐pressure effects on the intersubband optical absorption coefficient and relative refractive index change in an asymmetric double ‐doped GaAs quantum well

K.A. Rodríguez-Magdaleno, J.C. Martı́nez-Orozco, Isaac Rodríguez-Vargas +2 more

Abstract In the framework of the effective mass approximation and using a Thomas–Fermi‐like model for the conduction band potential energy profile, the effects of hydrostatic pressure on the linear and nonlinear intersubband optical response of an asymmetric double ‐doped quantum well are studied. In particular, the intersubband coefficients of light absorption and the relative refractive index change in the system were calculated. It is found that the pressure causes a redshift of the signal response as well as a reduction in the coefficients's amplitudes. We have also found that the asymmetry of the potential profile clearly affects the relative refractive index change because, as long as the system becomes more asymmetric, this physical property becomes diminished.

Examination of influences of external fields and structural parameters on the nonlinear optical properties of the GaAs/GaAlAs single quantum well with modified Lennard-Jones potential

H. Sayrac, Ahmet Türker Tüzemen, E. B. Al +2 more

Abstract In our investigation, we analyzed the variations in both linear and nonlinear optical properties of the GaAs/GaAlAs single quantum well heterostructure with modified Lennard-Jones potential under the conditions where external fields and the adjustable physical parameters of the structure are changed. We get the solution of the Schrödinger equation for identifying the subband energy levels with their wave functions taking advantage of the diagonalization method, effective mass approach, and parabolic band model. As a result, we find that the changes in the applied external fields and structure parameters have effects on the total optical absorption coefficients and total relative refractive index changes. While the optical response becomes red-shifted with the increment of applied electric, magnetic and intense laser fields and the well width, it becomes blue-shifted with the increment of the well depth.

Hydrostatic pressure and temperature effects on nonlinear optical properties in harmonic-Gaussian asymmetric double quantum wells

M. Sayrac, Hassen Dakhlaoui, Miguel Eduardo Mora-Ramos +1 more

Abstract The paper examines the linear and non-linear optical characteristics of an electron in harmonic Gaussian asymmetrical double quantum wells, taking into account thermodynamic variables such as temperature and hydrostatic pressure. Numerical calculations by considering the effective mass and parabolic band approximation are performed. The electron contained within an asymmetric double well generated by the sum of a parabolic and Gaussian potential has its eigenvalues and eigenfunctions determined using the diagonalization approach. For nonlinear optical coefficients, the density matrix expansion is used. Wavefunctions and energy levels vary as an effect of the applied fields. In harmonic Gaussian asymmetrical double quantum wells, the total optical absorption coefficient (TOAC), the relative refractive index changes (RRIC), and second harmonic generation (SHG) have all been theoretically investigated. The magnitude and position of the resonant peaks are significantly influenced by the hydrostatic pressure and temperature effects. With controllable coupling and externally applied hydrostatic pressure and temperature, the potential model presented in this study can be used to simulate and manipulate the optical and electronic properties of the asymmetric double-quantum heterostructures, such as double quantum dots and wells.
