Abstract

Under Bose and non-Bose approximations, the squeezing, antibunching and sub-Poisso-nian statistics of one-exciton and two-exciton in the Dicke and Fock superposition states are discussed. The recombination radiation of excitons in these superposition states can also have these non-classical effects. The results obtained in various situations are compared and explained.

TWO-EXCITON SQUEEZED STATES AND ITS RECOMBINATION RADIATION IN SEMICONDUCTOR

HUANG HONG-BIN, 东南大学物理系,南京,210018

This paper introduces two-exciton squeezed states. For the two cases of "non-Bose" and Bose approximations of one-exciton, the squeezings and the second correlations of quantum and space correlated pairs of excitons, and the squeezings of its recombination radiations are discussed. It is shown that, in these two cases, the Bose approximations of the two-exciton correspond to the contractions of group SU(2) and group SU(1,1) to the group of harmonic oscillator, respectively. The influences of the contractions on the squeezings and correlations of the two-exciton are also given.

COHERENT STATES, SQUEEZED FLUCTUATION, AND RECOMBINATION RADIATION OF ELETRON-HOLE PAIRS IN SEMICONDUCTOR

HUANG HONG-BIN, 东南大学物理化学系

The production of Bose approximation coherent states and SU(2) coherent states of electron-hole pairs in semiconductor generated by coherent light excitation are discussed. Squeezed fluctuation and recombination radiation of electron-hole pairs are studied for these two cases. The second order coherence and distribution functions of electron-hole pairs are given. It is shown that the Bose approximation corresponds to the contraction of group SU(2) to the harmonic-oscillator group.

SQUEEZED EXCITONS IN SEMICONDUCTORS

Nguyen Ba An

The concept is introduced of squeezed excitons that appear during the process of their interaction with squeezed photons. Situations are considered where the excitons initially are in the Fock or coherent states. For the excitons to become squeezed it is more favourable to prepare them beforehand in a coherent state than in a Fock one. The squeezing degree of excitons depends on that of the initial photons and on detuning.

Excitonic molecules in semiconductors

V. D. Kulakovskiĭ, Valery G. Lysenko, Vladislav B. Timofeev

Great progress has been made in recent years in experimental studies of excitonic molecules, both in direct-band and indirect-band semiconductors. The exciton systems in these semiconductors differ substantially. In direct-band semiconductors with dipole-allowed optical transitions, the direct-recombination times are extremely small. Consequently the processes of binding of excitons into excitonic molecules and their decay occur under strongly nonequilibrium conditions. Hence one can obtain the fundamental information on biexcitons in these semiconductors by nonlinear optical methods. This review discusses the processes on which the various methods are based: two-photon resonance excitation of biexcitons, induced one-photon conversion of an exciton into a biexciton, two-photon resonance Raman scattering involving biexciton states, etc., and their application to studying biexcitons with the example of CdS. Problems of bistability involving biexcitons are also briefly discussed. In indirect semiconductors, where recombination occurs with the emission of a phonon, the lifetimes of excitons are large, and quasiequilibrium can be established in the exciton system. Under these conditions the information on the properties of the molecules is obtained by analyzing their radiative-decay spectra. The problem of detecting biexcitons in indirect semiconductors, radiative decay of molecules, and the effect on their stability of external electric, strain, and magnetic fields are discussed in detail with the examples of Si and Ge. Also the results of investigating the quantum statistical behavior of a dense gas of spin-oriented excitons (in a magnetic field under conditions in which the biexcitons are destabilized) are briefly presented (using the example of uniaxially compressed germanium), and the question of the possibility of their Bose condensation is discussed.
