Abstract

A modified saddle-point method is used to investigate the process of propagation of a wave packet through a quantum diode. A scattering matrix is constructed for the structure in question. The case of tunnelling of a packet with a Gaussian envelope through the diode is considered in detail. The time delay and the shape of the wave packet transmitted are calculated. The dependence of the delay time on the characteristics of the input packet and the internal characteristics of the quantum diode is studied. Possible applications of the results obtained are discussed.

Tunneling of wave packages through resonant quantum systems

N. A. Ivanov, Natalia Yu. Filonenko

Tunneling of wave packages through resonant quantum systems presented in an S-matrix form is investigated. An arbitrary incident wave package can be written as the superposition of the Gaussian-form pulses and for latter ones the exact analytic solution was obtained already. As a practically interesting case, the transition of the rectangular wave package through the one-resonant level system is considered. Using developed recently modified saddle-points method the time-delay (Δt) of the wave pulses having Gaussian and rectangular form transmitted through a quantum system with resonance level is investigated. The time delay, argument and amplitude of the outgoing wave are calculated. The dependency Δt from width and energy of resonance levels, and the momentum of incident wave-package are illustrated. The results are compared with the ones obtained for tunneling of the one Gaussian package. Possible applications are discussed.

Transmission of wave packets through open mesoscopic systems

N. A. Ivanov, V. V. Skalozub

Tunneling of the wave packets having rectangular and Gaussian forms through a quantum diode is investigated. By using the potential of the system the S-matrix for this structure is obtained and the analytic expressions describing the form of the transmitted pulse are calculated. These analytic solutions are compared with the numeric ones. An excellent coincidence is detected. The time-delay for the Gaussian pulse tunneling through the quantum dot is investigated in details.

Dynamics of electron tunneling in semiconductor nanostructures

Steven L. Konsek, Thomas P. Pearsall

We have modeled the transmission of an electron wave packet through a resonant tunneling semiconductor nanostructure by solving the time-dependent Schr\"odinger equation using the finite-difference method. We have found in all cases that the passage of the electron wave packet through the tunneling barrier is accompanied by a propagation delay relative to the propagation of an undisturbed wave packet. Tunneling transport is shown to be causal, and no evidence of superluminal behavior is seen, either for resonant or for off-resonant tunneling. In the case of off-resonant tunneling, the peak of the transmitted wave packet is observed to exit a double resonant tunneling barrier before the peak of the incident wave packet enters the structure. However, these two peaks are not directly related, and the appearance of a well-formed peak in the transmitted intensity is shown to be a result of the transient behavior of the tunneling event.

Propagation Of A Spherical Gaussian Wave Packet Through A Double-Barrier Resonant Tunneling Structure

Ralph G. Hay, Thomas B. Bahder, John D. Bruno

In order to better understand the trapping and response time of resonant electron wave packets in a resonant tunneling structure, we examined the time-dependent transport of a spherically symmetric Gaussian wave packet through a model double-barrier potential. Within the effective mass picture, the wave packet is projected onto the complete eigenstates of the model potential. The wave packet is initially localized to the left of the barriers and allowed to propagate through the structure. At wave packet energies corresponding to the resonant energies, the probability transmitted to the right of the barriers exhibits a steplike behavior as a function of time. A computation is made of the quantum mechanical delay time, to~tclass, where to is the packet transit time and tclass is the transit time for a classical particle. An increase in this delay time is observed when the packet energy corresponds to the energy of the resonant levels, and a comparison is made to the decay time of a particle in the first resonant state of the well. The delay time increases with increasing barrier area and decreasing packet energy width.

Transmission times of wave packets tunneling through barriers

Yu. E. Lozovik, Alexey V. Filinov

The transmission of wave packets through barriers by tunneling is studied in detail by the method of quantum molecular dynamics. The distribution of the arrival times of a tunneling packet in front of and behind a barrier and the momentum distribution function of the packet are calculated. The average position and average momentum of the packet and their spread are investigated. It is found that below the barrier a part of the packet is reflected, and a Gaussian barrier increases the average momentum of the transmitted packet and its spread in momentum space.
